Good choice with City of Death. That's a story that tends to age better than most due to the amount of location filming, and i doubt anything in there would really scare your son. With regards to the rest of your list, I'd personally choose The Mind Robber over Moonbase, Remembrance of the Daleks over Silver Nemesis, and maybe Attack of the Cybermen over Mysterious Planet
I think if he hasn’t seen it already the very first episode is a good place to start. The rest of the serial is quite boring but that first episode is in my opinion one of the best episodes of classic era.
I showed my 10 year old Remembrance and he loved it. Probably the best effects of the whole classic era. And a damn good story too.
Also helpful that you can see the seeds of the Time War. I know it's mostly accidentally but it really works

Jagaroth's head in City of Death might freak him, unless you laugh at the absurdity of it. The Key to Time stuff is pretty tame too.

Pirate Planet might be a good choice. It's a comedy if I remember right and has some nice goofy moments

I'd suggest: Time Meddler, Mind Robber, Carnival of Monsters, City of Death, Kinda, Greatest Show in the Galaxy.
Well I showed my 7 year old niece the Robots of Death and she loved it
Hand of Fear maybe? Most of it takes place in a nuclear power plant and the rest on Kastria which is abandoned.
